N-channel MOSFETs combine a high 3.4-V threshold voltage with an on-resistance as low as 2.7 mΩ. Max junction temperature is 150 to 175°C at 40 or 60-V breakdown voltage. The units come in TO-263, TO-252, or SO-8 packages. The MOSFETs are targeted for high-temperature, highcurrent applications with inductive loads in the automotive, industrial, and fixed telecom areas.
